1. It took me literally 30 sec to find more than 300 papes on the subject
using SPIN search: http://ojps.aip.org/spinweb/ . I thought we are trying to
be a scientific community, so using literature is something that cannot be
substituted by mailing lists..

2. A good question normally contains  half of the answer.. what are your :

 GaAs dopping type?
 GaAs carriers concentration?
 process temperature window?
 resistance requirements?
